چکیده

Hf-Ni alloys are studied as a gate electrode for metal-oxide-semiconductor devices. The Hf-Ni solid-state amorphization couple encompasses several metallurgical phenomena which are investigated at the nanoscale and are correlated with the macroscopic electrical properties of devices. The dependence of the Fermi level position on the alloy composition is studied both on SiO2 and on HfO2. In order to isolate the effects of interfacial and dielectric charges and dipoles, the dependence of the vacuum work-function values on the composition is also studied. The Fermi level positions of the alloys do not depend linearly on the average composition of the alloys and are strongly affected by Hf enrichment at the HfNix/dielectric interface and the HfNix surface. We note a constant shift of 0.4 eV in the Fermi level position on HfO2 compared to SiO2. In addition, characterization of the composition, structure, and morphology reveals Kirkendall voids formation when the bottom layer consists of Ni, and an oxygen-scavenging effect when the bottom layer is Hf. Nano Dispersed Metal-Ceramic Composite Materials of the Ni-SiO2 system

In the organic field effect transistors (OFETs) generation, the silicon gate oxide is 1-2 nm thick. A shrinking of this thickness down to less than 1 nm for the next generation will led to a couple of orders of magnitude increase in tunnelling as well as leakage currents. NiO-SiO2 can be used in a variety of devices, such as in circuit boards and detectors, including sensors, due to its porous ...

Process Optimization and Integration of Hfo2 and Hf-silicates

We have established in-line characterization techniques for analyzing the bulk and interface-charge properties of dielectric films, for process optimization. Surface charge analysis (SCA) is used to determine the densities of interface states, fixed charge, and near-interface traps in ultra-thin dielectrics, and is useful for tracking the influence of post-deposition processing on interface-cha...

Gate electrode effects on low-frequency (1/f) noise in p-MOSFETs with high-j dielectrics

The defects related to the gate–dielectric in high-j-MOSFETs are studied using the 1/f noise technique. Three different types of gate electrodes were used for this purpose – poly-Si, metal (TiN/TaN) and fully Ni Silicided (FUSI) electrodes with Hf-based oxides as the gate dielectric layer. All the three types of devices show a specific behavior near the gate electrode–dielectric interface when ...

Current Status and Addressing the Challenges of Hf-based Gate Stack toward 45nm-LSTP Application

1. Introduction In spite of intensive efforts, still some serious items to be solved remain for high-k gate stack. By narrowing down the items, gate electrode has become one of the most problematic issues due to unavoidable Fermi level pinning [1]. In this talk, after a brief benchmarking of high-k gate stack technology, we lay particular stress on the impact on the electrical characteristics c...

C-V ANALYSIS AT VARIABLE FREQUENCY OF MOS STRUCTURES WITH DIFFERENT GATES, CONTAINING Hf-DOPED TA2O5

The quality of the interface between the insulating layer and the Si substrate in contemporary submicron MOS technology is a critical issue for device functioning. It is characterized through the electrically active defect centers, known as interface states. Their response to the frequency is discussed here, by analyzing capacitance-voltage and conductance-voltage curves. The C-V method is pref...
